I had this same question a while back and this is what I was able to dig up. I can't claim to uderstand why the p-channel doesn't limit the speed of the GaAs CMOS circuit, hopefully this sheds some light:

FYI it came from an email exchange arranged by Chris Chu and was answered by Lee Shepherd who was, at that time, the only POET authority outside Taylor's team.
